At first, I didn't really have a favorite female character. Which is weird, because you'd think--given my own personality--that I'd adore Willow. I do adore Willow, but by the end of the show she isn't my favorite. She's just my adoration. This is probably sacrilegious for a BtVS fan to say, but Buffy is my favorite. I love that she has so much to put up with and how well (or not well) she handles it. She got on my nerves for a while there at the beginning, but by the end Buffy is one of the only characters who I find tolerable. In fact, this is a huge anomaly since I usually detest the main characters of ensemble stories. But I love me some Buffy. The closest second to Buffy is probably Tara. However--Buffy is far from my favorite character.
