I hope its Weeping Angels, The Daleks, and The Master for first place. The Daleks are awesome, but I've always loved the whole dark opposite of the Doctor that is the Master. There is something about a villain that knows the hero and is a clear match for them.

Also, clear New Who bias (and Tennant-era bias at that) given that the Clockwork Droids who appeared in exactly one episode are on there. Not even the Great Intelligence that was in both Classic Who and New Who is there.

Oh, there was definitely a Moffat/Moffat-era bias coming up with this list, but I don't mind. The monsters he comes up with certainly strike a chord, and it's the era kids today are most familiar with. The enemies were chosen by the Doctor Who page, it's order that was voted upon.
The Master is the only Doctor Who villain I'd place above the Daleks, but in this case I'd like the Daleks to win, since it's their 50th birthday too!

I actually thought it was more of a RTD bias given that the Moffat monster (isn't the SIlence the only one that is a Moffat one?) included had multiple appearances whereas we have RTD monsters that only appear once or Twice (Clockwork and Judoon).

I'd totally be happy with a Dalek win too, even if I like the Master more.
