Of all the shows I'm familiar with, I like your choices!
On Farscape, I'm always torn between Aeryn and Zha'an as my favorites. They're both badasses, and they both have their soft spots - though I'd say Zha'an is more of a softy than Aeryn. What also draws me to Zha'an is her spirituality and devotion to her Goddess (big surprise coming from me, right?)
